Instead of first introducing germanium into the channel and then attempting to relax the resulting strained film, a relaxed channel is formed initially to accept the germanium. In this way, a presence of germanium can be established without straining or damaging the lattice. Gate structures are patterned relative to intrinsic silicon fins, to ensure that the gates are properly aligned, prior to introducing germanium into the fin lattice structure. After aligning the gate structures, the silicon fins are segmented to elastically relax the silicon lattice. Then, germanium is introduced into the relaxed silicon lattice, to produce a SiGe channel that is substantially stress-free and also defect-free. Using the method described, concentration of germanium achieved in a structurally stable film can be increased to a level greater than 85%.

Patent No. 10256751

Inventor(s): Frederic Bonvin (Singapore, , SG)
Assignee(s): STMicroelectronics, Inc. (Coppell, TX)
Law Firm: Seed IP Law Group LLP (1 non-local offices)
Application No., Date, Speed: 15065617 on 03/09/2016 (1126 days app to issue)

Abstract: A drive circuit having asymmetrical drivers. In an embodiment, a brushless DC motor may be driven by a drive circuit having three high-side MOSFETs and three low-side MOSFETs. A driver controller turns the MOSFETs on and off according to a drive algorithm such that phase currents are injected into motor coils to be driven. The high-side MOSFETs may be sized differently than the low-side MOSFETs. As such, when a MacDonald waveform (or similar drive algorithm) is used to drive the phases of the motor, less power may be required during disk spin-up because the MOSFETs that are on more (e.g., the low-side MOSFETs with a MacDonald waveform) may be sized larger than the MOSFETs that are on less (e.g., the high-side MOSFETs). In this manner, less power is dissipated in the larger size MOSFETs that are on more than the others.

Abstract: Memory devices may receive data from data processing devices for storage and processing during write operations. The received data may be accompanied by a data strobing signal that informs the memory device that data available in the bus is ready for latching. The data strobing signal may be provided via a tri-stateable or bidirectional connection and, as a result, during initialization of a write operation, the input circuitry may suffer from metastability during an initial transient period. The present application discusses methods and systems that may mitigate metastability by preventing invalid states in the input circuitry when data strobing signal is invalid or disabled. Certain embodiments determine if the data strobing signal is a valid input and, accordingly, adjust the received signal to a fixed value or to a previously received value. The use of latches and differential amplifiers to perform these functions is also discussed.

Contact graph generation for mobile and ground station nodes
Patent No. 10257655

Inventor(s): Mac Allen Cody (Richardson, TX)
Assignee(s): Raytheon Company (Waltham, MA)
Law Firm: Schwegman Lundberg Woessner, P.A. (11 non-local offices)
Application No., Date, Speed: 15154127 on 05/13/2016 (1061 days app to issue)

Abstract: A method for generating contact graphs for delay/disruption tolerant networking for a constellation of network nodes (e.g., satellites in low earth orbit, terrestrial sensors, and ground stations). A contact graph indicates the availability and data rates for communications links between spacecraft and ground stations. The links may be intermittent due to orbital dynamics and the earth”s rotation, and may be line-of-sight or relayed. The method predicts the future locations of satellite nodes in the Earth Centered inertial reference frame, and converts the locations of terrestrial nodes by converting their coordinates from the Earth Centered Earth Fixed reference frame. The method also determines whether line-of-sight links are possible, and estimates the closing velocity between network nodes to estimate signal Doppler shift. Contact graph routing determines the links used to most effectively move data over the network. Output data files may be directly used by Interplanetary Overlay Network administration software.
